Photoresist wastewater from semiconductor lithography and cleaning processes is notoriously difficult to treat. A typical facility generating 200 m³/day of this wastewater faces a daunting challenge: high concentrations of photoresist residues, isopropyl alcohol (IPA), and dimethyl sulfoxide (DMSO). These organics push the chemical oxygen demand (COD) to around 8,000 mg/L while the B/C ratio remains below 0.25, indicating very poor biodegradability. Conventional biochemical plus flocculation treatment often fails, leaving effluent COD above 1,000 mg/L, persistent turbidity, and severe fouling of reverse osmosis membranes.
The core problem is the stable emulsion formed by photoresist polymers and solvents. Standard coagulants cannot break these emulsions, allowing dissolved organics to pass through treatment and foul downstream equipment.
